Schottky junction solar cells were fabricated on single CdS nanowires (NW)/nanobelts (NBs).Au (100 nm) and In/Au (10/100 nm) were used for the Schottky and ohmic contacts to CdS NW/NB.The solar cell exhibits clear PV behavior; and the output power can be multiplied by connecting two or more of the solar cells made on a single CdS NW/NB in parallel or in series.Moreover, Au (5nm)/graphene Schottky contact was used with substantially enhancement in solar cells performance.The graphene was grown by the chemical vapor deposition method.A novel site-controllable patterned graphene transfer method was developed, which has the advantages of economizing graphene material and free from additional etching process.The Au (5 nm)/graphene Schottky contact electrode has high transparency (> 70%) over the 400-1200 nm wavelength range.In the dark, Au (5 nm)/graphene contact shows clearly Schottky junction rectification characteristic with an ideal factor of 1.43.Under simulated air mass 1.5 global solar illumination, it exhibits an open circuit voltage of~ 0.15V, a short circuit current of ~ 275.0 pA, and a energy conversion efficiency of up to ~1.65%.
