Eutectic Sn-9Zn (wt.%) alloy has become one of the most promising candidates for replacing Pb-beadng solders.However,with respect to reliability concems,the poor wetting property and low oxidation resistance restrain the wide application of Sn-9Zn solder in electronic packaging.It has been found in our previous study that those two disadvantages can be improved by Cu addition and the best composition is identified as 2 %,and then the interfacial reactions in Sn-9Zn-xCu/Cu couples have also been examined [1,2].Chou et al.have reported that the intermetallic compounds (IMCs) formed at the Sn-9Zn-xCu/Cu (x=0,1,10) interface changed with soldering time (from 1 to 41 h) [3].However,the effect of Zn content in Sn-Zn-Cu solders on the interfacial reactions is not clear yet.
