The aggressive size downscaling of complementary metal-oxide-semiconductor (CMOS) transistors has led to the replacement of SiO2 by higher dielectric constant (k) oxides, such as HfO2.However, the adoption of HfO2 faces several serious challenges such as low crystallization temperature of the HfO2 films, high defect density and reliability issues, and high threshold voltage.
