  Field-effect-transistors(FETs)based on organic single crystals show superior charge transporting performance and are ideal for FET based memory devices.Among many kinds of memory devices,nano-floating gate memory(NFGM)devices using metallic nanoparticles as charge trapping sites are considered to be one of the emerging memory devices because of the controllable trap levels and trap sites.However,it is difficult to integrate metallic nanoparticles into organic single crystals.Here,High-performance NFGM devices are fabricated using organic single crystals,6,13-bis(triisopropyl-silylethynyl)pentacene(TIPS-pentacene),by droplet-pinned crystallization(DPC)method.The effects of different kinds of metallic nanoparticles(NPs)as charge-trapping sites are investigated.The Tips-pentacene organic field-effect transistors(OFET)-based NFGM devices exhibit high mobilities and a large memory window.
