用δ掺杂的方法实现了Be受主在量子阱边界和阱中央的分布,并用光致发光实验证实了这种掺杂的实际效果。第一次用人为的实验方法证实了量子阱中杂质态密度分布的有关理论计算结果。
The δ Bead method was used to realize the Be acceptor distribution in the quantum well boundary and well center. The photoluminescence experiment was used to verify the practical effect of this doping. For the first time, the theoretical calculation results of the density distribution of impurity states in the quantum well were confirmed by human experiments.
