The purpose of this experiment was to study a highly reliable transistor with the following continuous wave behavior at 2.3 GHz: 20 watts output power, 6 dB power gain, 40% efficiency. The device studied in this contract achieves the following continuous wave performance with an output of 20 watts at 2.3 GHz with a power gain of 7.7 dB and an efficiency of 40%. This performance is achieved with eight cells of the TA8407 transistor. This transistor has been designed with the following enhancements: thin film, high-frequency diffusion, strong emitter ballast, and the best emitter-bonded pattern designed for even power distribution and internally matched with distribution line technology Package.
