Nowadays,epitaxial growth methods for semiconductor thin films,such as metalorganic chemical vapor deposition (MOCVD) and molecular beam epitaxy (MBE),have been widely used for fabrication of high performance electronic and optoelectronic devices.[1,2] For the photocathode application,the developing growth technique has always played an important role in the performance of AlGaAs/GaAs heterojunction based negative electron affinity (NEA)photocathodes.[3-8] From the view point of growing well controlled multilayer uniform and thin layers,the MOCVD and MBE techniques are both promising for meeting various requirements in photocathode structures including quantum wells,compositional grade structures,and doping grade structures.
