本文研究了含动物胶、硫脲、氯化物离子及其混合物的铜电解液的极化行为。电化学试验采用标准循环伏安测量技术,按两种方式进行,一种使用气体搅拌,另一种不用气体搅拌。即使在低的电流密度下,氯化物离子的存在也会使得沉积物产生针状结构,但是搅拌能消除针状物。动物胶对于产出平滑的沉积物十分有效,即使在铜的传质十分显著的高电流密度区域也是如此。但是沉积物的改善情况取决于所使用的胶的种类。事实上,在有些情况下,硫脲存在时沉积物表面形态比没有硫脲时要粗糙一些。若硫脲与氯化物比例不恰当,沉积物的生长会很不规则,此时改变它们的相对浓度,可以改变这种状况。由于添加剂比例失调产生的结瘤,可以通过气体搅拌加以改善,但也不能完全消除。提高电流密度同样有助于减少由于添加剂比例不当引起的沉积物粗糙度。一般而言,由添加剂引起的沉积物粗糙度,采用气体搅拌,能够限制在一定范围,并可减小,但不能完全消除。
In this paper, the polarization behavior of copper electrolyte containing animal glue, thiourea, chloride ions and their mixtures was studied. Electrochemical tests using standard cyclic voltammetry techniques, carried out in two ways, one with gas agitation, the other without gas agitation. Even at low current densities, the presence of chloride ions can cause deposits to produce acicular structures, but agitation can eliminate needles. Animal glue is very effective at producing smooth deposits, even in regions of high current density where copper mass transfer is significant. However, the improvement of sediment depends on the type of glue used. In fact, in some cases, the surface morphology of the sediment in the presence of thiourea is rougher than in the absence of thiourea. If the thiourea and chloride ratio is not appropriate, the growth of sediments will be very irregular, then change their relative concentration, you can change this situation. Nodulation due to additive imbalance can be ameliorated by gas agitation but not completely eliminated. Increasing the current density also helps reduce the roughness of the deposits due to the improper ratio of additives. In general, the roughness of the deposit caused by the additives, which is agitated with a gas, can be limited within a certain range and can be reduced, but not completely eliminated.
