InAsl_ (- x) P_x alloy bulk ingots of the entire composition range have been prepared by pulling the melt from the melt using Gremmelmaier and liquid sealing methods. This article reports the growth and general characteristics of these alloys. The ingot is pulled out of two melts, stoichiometric and non-stoichiometric. In order to grow an alloy of a predetermined composition, a liquid-solid phase diagram has been studied. The phase diagram obtained is very different from the one reported in previous articles. The electrical properties of the as-grown alloy have been measured and the distribution coefficients and solubility limits of the main dopants have been determined. Much research work has focused on the InP range of 80-90 mol%, as the main interest is the material's suitability for light emission near 1.06 microns.
