研究了常关型SiC双极模式结型场效应晶体管(BJFET)的工作机理并建立了数值模型.仿真结果表明SiCBJFET的双极工作模式可以有效的降低器件的开态电阻,折中器件的正反向特性而不增加工艺难度.仿真结果还表明SiCBJFET的双极工作模式会延长器件的开关时间.
The working mechanism of BJFET with normally-off SiC bipolar junction mode junction (BJFET) is studied and a numerical model is established. The simulation results show that the bipolar operating mode of SiCBJFET can effectively reduce the on-resistance of the device, Reverse characteristics without increasing the process difficulty.The simulation results also show that the bipolar mode of operation of the SiCBJFET will extend the switching time of the device.
