Mimix Broadband公司开发出GaAs单片微波集成电路(MMIC)接收机。该接收机包括一个三级低噪声放大器,后接一个镜相抑制电阻性PHEMT混频器、本振(LO)二倍频器和LO缓冲放大器。镜相抑制混频器在低噪声放大器后面无需带通滤波器来消除镜相频率下的热噪声。该接收机的制作采用了0.15μm栅长GaAs pHEMT器件工艺,覆盖频率35~45GHz,在该频段内噪声系数4dB,镜相抑制18dB。这种接收机非常适用于无线通信用途,如毫米波点对点无线电设备、本地多点分配业务(LMDS)、卫星通信及雷达用途。
Mimix Broadband Corporation has developed a GaAs monolithic microwave integrated circuit (MMIC) receiver. The receiver includes a three-stage LNA, followed by a phase-reject PHEMT mixer, local oscillator (LO) doubler, and LO buffer amplifier. The phase-reject mixer eliminates the need for a band-pass filter behind the LNA to eliminate thermal noise at the phase of the mirror. The receiver is fabricated using a 0.15μm gate-length GaAs pHEMT device with 35-45GHz coverage, a noise figure of 4dB in this band, and a 18dB rejection of the mirror. This receiver is ideal for wireless communications applications such as millimeter-wave point-to-point radios, LMDS, satellite communications and radar applications.
