I. INTRODUCTION GaAs microwave field-effect transistor is a key component in communications satellite transponder. In addition to the high electrical performance requirements, it also requires high reliability and long life. At present, large international communications satellites are equipped with more than a dozen C-band and Ku-band transponders, requiring on-orbit life of 15 years.
