分析了功率器件寿命预测研究现状,并通过恒定应力加速寿命试验来提取器件失效参数,利用正态分布统计方法提取Coffin-Manson寿命预测模型参数建立功率器件寿命预测模型并进行分析。结果表明,模型参数拟合值和实测值的相关系数均在96.8%以上,试验结果满足正态分布统计,说明得到的模型参数是有效的。模型在ΔTj为70.5℃下仿真值与试验值的相对误差为2.768%,证明了该模型的可行性和准确性。
The status quo of power device life prediction is analyzed, and the device failure parameters are extracted by constant stress accelerated life test. The Coffin-Manson life prediction model parameters are extracted by normal distribution statistical method and the power device life prediction model is established. The results show that the correlation coefficient between model fitting value and measured value is above 96.8%, and the test results satisfy the normal distribution statistics, indicating that the model parameters obtained are effective. The relative error between the simulation value and the experimental value of the model at ΔTj of 70.5 ℃ is 2.768%, which proves the feasibility and accuracy of the model.
