基于平面形场效应晶体管的肖克莱理论,分析推导了圆柱形场效应晶体管的特性。发现圆柱形器件能给出二倍于平面形器件的电压放大系数。它的频率特性和肖克莱的元件是可比拟的。由于少了一个自由度,使圆柱形场效应管的跨导和功率特性明显地受到限制。实验数据证实了分析结果。
Based on Shockley’s theory of planar field effect transistor, the characteristics of cylindrical field effect transistor are deduced and analyzed. The cylindrical device was found to give twice the voltage amplification factor of a planar device. Its frequency characteristics are comparable to those of Shaw Klein. Due to less one degree of freedom, the transconductance and power characteristics of a cylindrical FET are obviously limited. Experimental data confirm the analysis results.
