Wide-bandgap solar cells are important for high-temperature operation, and they produce a higher output voltage, which provides advantages in some applications.Wide-bandgap semiconductors are also used as a top subcell in a high-efficiency multi-junction solar cell.GaP with a bandgap of 2.26 eV is a suitable candidate, but it has an indirect bandgap and,consequently, a low absorption coefficient.This disadvantage limits the power conversion efficiency of GaP to only a few percent even when thicker cells are employed.
