运用波导模式理论和光束传输的非傍轴矢量矩理论 ,对GaAs AlxGa1 -xAs条形隐埋异质结半导体激光器TE0 0 模的光束质量进行了理论研究。着重分析了平行于结平面方向上的光束质量因子与有源层宽度的关系。结果表明平行于结平面方向上的光束质量因子随有源层宽度而波动 ,这一结果可作为有源层宽度合理设计的参考
The beam quality of GaAs AlxGa1-xAs stripe-embedded heterojunction semiconductor laser TE0 0 was theoretically studied by using waveguide mode theory and non-paraxial vector moment theory of beam transmission. The relationship between the beam quality factor and the width of the active layer parallel to the plane is analyzed emphatically. The results show that the beam quality factor in the direction parallel to the junction plane fluctuates with the width of the active layer. This result can be used as a reference for rational design of the active layer width
