介绍了用于铁路机车车辆驱动装置的 2 0 0 0VIGBT模块的开发经过与动向。由于2 0 0 0V、330 0V、4 50 0~ 650 0V的耐压系列化 ,几乎适用于所有的铁路机车车辆用 2点式及 3点式的逆变器。IGBT模块电流的系列化发展 ,使各种容量的逆变器实现了小型紧凑化。以 330 0VIGBT为例 ,针对铁路机车车辆器件的高耐压低损耗硅元件的关键技术 ,介绍了快速低损耗的穿通型IGBT的开发构思及特性以及快速软恢复二极管的技术特性。同时介绍了可靠性高的大容量模块技术 ,低热电阻、均流及绝缘技术并对下一代器件技术HiGT的设计、特性及适用性作了说明。
This paper introduces the development and trend of the 200VIGBT module for railway rolling stock drive. Due to 200V, 330V, 450 0 ~ 650 0V voltage series, almost all of the railway rolling stock 2-point and 3-point inverter. IGBT module current series of development, so that a variety of capacities of the inverter to achieve a small compact. Taking 330 0VIGBT as an example, the key technologies of high voltage and low loss silicon devices for railway rolling stock are introduced.
