Due to the rapid growth of the Internet, the volume of information traffic has increased by 15% per month and will reach tens of terabits per second in a few years. To handle such a high volume of information without delay, an ultra-high speed optical switch is required. Optical switches recently approaching picosecond velocities have been demonstrated in semiconductor quantum wells with inter-band transitions. However, the optical switching time therein is limited by the absolute limit of the number of particles relaxation time T1. Introduced here
