给出了采用全固态绝缘、微带线低电感输出的Sl-GaAs超快光电导开关作为高功率亚GHz电磁脉冲微波源的实验结果。总结了强电场下半导体光电导开关呈现出的引发、维持及恢复过程的非线性特性。阐述了超快光电导开关用作电磁导弹脉冲源的原理、性能,以及超短电磁脉冲在超宽带雷达和超宽带通信领域内的应用前景。
The experimental results of Sl-GaAs ultrafast photoconductive photoconductive switches with all-solid-state isolation and microstrip line low-inductance output are given as high power sub-GHz electromagnetic pulse microwave sources. The nonlinear characteristics of the initiation, maintenance and recovery process of semiconductor photoconductive switches under high electric field are summarized. The principle and performance of the ultrafast photoconductive photoconductive switch as the pulse source of the electromagnetic missile and the application prospect of the ultrashort electromagnetic pulse in the fields of ultra-wideband radar and ultra-wideband communication are expounded.
