I. INTRODUCTION In LSI and VLSI design, the use of CAD circuit simulation to assist design has become an indispensable tool. In order to optimize the circuit and control the performance of the circuit accurately, we hope that the CAD simulation result will be as close to the actual circuit as possible. To this end, we must first use the model more accurate procedures. SPICE-Ⅱ is the commonly used circuit simulation program in the world. For the MOS transistor, it has three models, MOS2 is more mature, and in the model to consider the small size of the second-level effect. Therefore, existing
