为提高氮化镓(Ga N)基薄膜倒装LED光提取效率,提出一种三角晶格椭球周期结构LED模型,并用三维时域有限差分法(3D-FDTD)分析其结构参数(如椭球的周期和高度)对薄膜倒装LED光提取效率的影响。FDTD数值计算结果证明椭球周期结构可以有效提高薄膜倒装LED光提取效率,同时FDTD仿真分析LED内部能量辐射图样观测到椭球周期结构通过削弱LED内的导模,从而提高其光提取效率,并用严格耦合波方法(RCWA)对其衍射特性进行了仿真分析。研究结果表明优化的椭球周期结构能使薄膜倒装LED光提取效率提高2.8倍。
In order to improve the LED light extraction efficiency of gallium nitride (GaN) -based thin films, a triangular lattice elliptic periodic LED model was proposed and its structure parameters were analyzed by 3D FDTD Ball cycle and height) on the film flip LED light extraction efficiency.
