利用传输矩阵法模拟了超结构光栅DBR半导体激光器的光谱特性。计算中,把超结构光栅DBR半导体激光器的增益区、位相区和超结构光栅DBR的每一个节距看成基本单元。在阈值以下,对于有源区和超结构光栅DBR的不同注入电流,发射光谱显示出不同的输出特征。同时,这种方法还反映出激光器的阈值条件和可调谐的特征。
The spectral characteristics of superstructured grating DBR semiconductor lasers are simulated by transfer matrix method. Calculation, the super structure grating DBR semiconductor laser gain region, the phase region and the super structure grating DBR each pitch as a basic unit. Below the threshold, the emission spectra show different output characteristics for different injection currents of the active region and the super structure grating DBR. At the same time, this method also reflects the laser threshold conditions and tunable features.
