在IGBT动态测试电路(箝位感性负载电路)中,负载电感的作用是提供一个近似恒定的电流源。通常认为,负载电感只是起续流作用,并不关注其取值对IGBT关断参数的影响。文章通过测试与数值仿真发现,在一定范围内,IGBT的关断参数随负载电感增大而增大,且不同类型的IGBT关断参数对负载电感取值的敏感性不同;通过对器件进行物理层面的分析发现,负载电感会影响关断时的电压上升速率,进而影响关断时的空穴电流比例。
In the IGBT dynamic test circuit (clamp inductive load circuit), the role of load inductance is to provide a nearly constant current source. It is generally assumed that the load inductance only acts as a freewheeling effect and does not concern the effect of its value on the IGBT turn-off parameters. Through testing and numerical simulation, it is found that the turn-off parameters of IGBT increase with the increase of load inductance within a certain range, and different types of IGBT turn-off parameters have different sensitivity to the load inductance value.
