本文是半导体专业学员赴南京晶体管厂作毕业实践的总结。ECL超高速逻辑集成电路的研制是江苏省集成电路会战项目之一,自1975年三月中旬接到任务后,在厂各级党组织的正确领导下,和三车间工人师傅、技术人员一道投入了战斗。在学习毛主席关于无产阶级专政理论重要指示的强劲东风推动下,到同年“七一”党的生日前夕,已基本完成了SM—ECL系列七个不同品种的综合设计研制工作。经测试鉴定,直流参数全部符合设计指标,讯号传输平均延迟时间为3—6ns,性能与国内同类产品的先进水平相当,达到了设计试制的预期目的。试制成功的该系列品种为:SM 41E(十输入端单或/或非门)、SM 42 E(四输入端双或/或非门)、SM 44 E(二输入端四或非门)、SM 82 E(二输入端双或与非门)、SM 95 E(讯号接收门)、SM 93 E(ECL参考电源)、SL 41 E(T—E转换电路)。本文分四部分: (一) ECL电路的特点及电路参数的计算。 (二) 版面和工艺设计。 (三) 工艺特点及对电路性能的影响。 (四) 参数测试及结果分析。
This article is a summary of graduation practice of semiconductor professional trainees to Nanjing transistor factory. The development of ECL super-high-speed logic integrated circuits is one of the IC warfare projects in Jiangsu Province. Since receiving the task in mid-March 1975, under the correct leadership of the Party organizations at all levels of the plant, the ECL has been put into operation with the workers and technicians of the three workshop workers Fighting. With the vigorous promotion of Chairman Mao's important directives on the proletarian dictatorship theory, by the eve of the birthday of the “1 July” party, the comprehensive design and development work of the SM-ECL series of seven different varieties was basically completed. After testing and identification, DC parameters all meet the design specifications, the average signal transmission delay time is 3-6ns, performance and similar domestic advanced level of similar products, to achieve the intended purpose of trial design. The series of successful trials were: SM 41E (10 input single / / non-gate), SM 42 E (4 input double / NOR), SM 44 E (two input NAND) SM 82 E (two-input dual or NAND gate), SM 95 E (signal receiving door), SM 93 E (ECL reference supply), SL 41 E (T-E conversion circuit). This article is divided into four parts: (A) ECL circuit characteristics and circuit parameters calculation. (B) layout and process design. (C) process characteristics and the impact on circuit performance. (D) parameter testing and results analysis.
