由于高压大功率IGCT器件的优越性能,使其在高压大功率变换器领域中逐渐得到广泛应用。本文研究了一种适用于高压大功率变流仿真的IGCT功能模型,该模型依据IGCT的主要外部物理特性(主要是阳极电流和关断电压),在PSIM软件包下建立的等效电路。此模型的主要特点为计算速度快,参数求解方便等。该文还详细描述了该模型的测试电路,并根据ABB公司给出的5SHY35L4510模型主要参数进行实验,通过仿真和实验的波形对比表明该模型具有一定理论参考价值和实用性。
Due to the superior performance of high-voltage high-power IGCT devices, it has been gradually widely used in the field of high-voltage high-power converters. In this paper, an IGCT functional model suitable for high voltage and high power converter simulation is studied. The model is based on the main external physical characteristics of IGCT (mainly the anode current and the turn-off voltage) and the equivalent circuit established under the PSIM software package. The main features of this model are fast calculation speed, easy parameter solving and so on. The paper also describes the test circuit of the model in detail and carries out experiments according to the main parameters of 5SHY35L4510 model given by ABB Company. The simulation results show that the model has some theoretical reference value and practicability.
