作为开关器件的E-HEMT是DCFL电路的核心,其性能好坏将对高速HEMTIC性能产生巨大影响。本文从能带理论、器件结构和外加栅压等方面分析了E-HEMT的工作状态和基本原理。给出了E-HEMT性能,并讨论了影响其性能的主要因素。
The E-HEMT as a switching device is the heart of the DCFL circuit and its performance will have a huge impact on high-speed HEMTIC performance. This paper analyzes the working state and basic principle of E-HEMT from the energy band theory, device structure and external gate voltage. The E-HEMT performance is given and the main factors affecting its performance are discussed.
