一、引言GaAs-Al_xGa_(1-x)As双异质结激光器在国内、外光导纤维通讯系统试验段中已使用多年。实用化不仅要求它有稳定的模式特性和较长的寿命,而且还要求它有良好的电学性质和调制特性。对电学性质的要求包括了串联电阻。激光器的串联电阻大,会降低它的功率效率,要求信号系统输出较大的功率,增高工作时的结温,这加速了老化。目前国内研制的GaAs-Al_xGa_(1-x)As激光器的串联电阻一般都偏大。
I. INTRODUCTION GaAs-Al_xGa_ (1-x) As double heterostructure laser has been used for many years in the test sections of domestic and foreign optical fiber communication systems. Practical requirements not only require it to have stable mode characteristics and longer life expectancy, but also requires it to have good electrical properties and modulation characteristics. The requirements for electrical properties include series resistance. The series resistance of the laser is large, will reduce its power efficiency, require the signal system to output a larger power, increase the working junction temperature, which accelerated the aging. At present, the series resistance of GaAs-Al_xGa_ (1-x) As laser developed in China is generally large.
