本文运用DLP模型计算了与(100),(111)B InP衬底晶格匹配的In_xGa_(1-x)As_yP_(1-y)相图。计算表明,根据DLP模型原理,对K值加以取向修正后,DLP模型可以描述不同取向InP衬底上InGaAsP体系的相平衡。
In this paper, the lattice-matched In_xGa_ (1-x) As_yP_ (1-y) phase diagrams of (100) and (111) B InP substrates have been calculated by DLP model. Calculations show that the DLP model can describe the phase balance of InGaAsP systems on different orientation InP substrates according to the principles of DLP model.
