已研制了三端耿氏器件,可用作比率高达34:1的分频器。主要应用可能是空间和航空应用中的毫米波锁相振荡器(如图1)。三端耿氏器件能节省高达90%的重量和功耗。图2示出的三端耿器件是一个简单的平面耿二极管加上一个铝制的肖特基势垒栅。电路中所用的电子转移分频器要求供给正的和负的两种偏压。输入信号加到栅极上,栅极保持在-0.5~-5伏的负电位范围内。在阳极取出输出功率,阳极是偏置在约+25伏,正好低于二极管振荡的阈值电压。阴极是接地的。
A three-terminal Gunn device has been developed for use as a divider with up to 34: 1 ratio. The main application may be the millimeter-wave phase-locked oscillator in space and aerospace applications (Figure 1). Three-terminal Gunn devices save up to 90% in weight and power. The three-terminal GG device shown in Figure 2 is a simple planar GNB plus an aluminum Schottky barrier. The electronic transfer divider used in the circuit requires the supply of both positive and negative biases. The input signal is applied to the gate and the gate is held in the negative potential range of -0.5 to -5 volts. At the anode output power is removed, the anode is biased at approximately +25 volts, just below the threshold voltage of the diode oscillation. The cathode is grounded.
