智能功率模块实际工作时的发热量是衡量智能功率模块的性能、寿命、可靠性等的最重要指标之一,但在实际应用中,智能功率模块作为一个封装体被安装在铝制散热器上,工程技术人员无法直接测试出智能功率模块内部的实际温升,本文以一种IMS架构智能功率模块为例,测量出智能功率模块实际工作时的温度分布,并提供一种简单可行的方法,可估算出智能功率模块实际工作时的内部温度。
The actual heating power of the intelligent power module is one of the most important indicators to measure the performance, life expectancy and reliability of the intelligent power module. However, in practice, the intelligent power module is installed as a package on the aluminum heat sink , Engineering technicians can not directly test the actual temperature rise inside the intelligent power module. Taking an intelligent power module with IMS architecture as an example, the temperature distribution of the intelligent power module is measured and a simple and feasible method is provided. The internal temperature of the intelligent power module can be estimated during actual operation.
