一、引言集成注入逻辑(I~2L)于1972年问世,至今,在国际上它已经被公认为实现双极大规模集成电路的重要技术途径,被誉为半导体大规模、超大规模集成电路的五大技术之一。集成注入逻辑之所以引起人们那么大的兴趣,是因为它有一般双极型电路,甚至MOS 型电路所不具备的一些优点,例如,它可以有较高的集成度,较低的功耗—延迟时间乘积,以及可以与其他双极型电路相容等。上述优点恰好是大规模集成电路所要求的。不仅如此,集成注入逻辑应用领域也很广,仪表、电讯、自动控制、电子计算机、以及电视接收机等都应用了注入逻辑电路。在国际上,已经研制成功16位单片I~2L 微处理机和16k 的动态随机存贮器。我国科技工作者和工人,发扬了自力更生奋发图强的革命精神,于今年初,研制成功第一台注入逻辑微处理机。第一代经典注入逻辑的主要缺点是开关速度较慢,一般门延迟时间在40~100ns。这
