工作在低电流的条状台面双异质结激光器已经制成。这种结构的激光器是将异质结腐蚀成10~40μ宽的条状台面,因而克服了条状结构激光器中固有的电流扩散效应。由于激活区窄,阈值电流密度低,使总的阈值电流大为减小。最低阈值电流在脉冲工作下是50mA,在直流工作下是75mA。这种结构的二极管的热胆与条状结构的几乎一样低。
Work in the low current strip double heterostructure laser has been made. This structure of the laser is the heterojunction corrosion 10 ~ 40μ wide stripe table, thus overcoming the stripe structure inherent in the laser current diffusion effect. Due to the narrow activation region, the threshold current density is low, causing the total threshold current to decrease significantly. The lowest threshold current is 50mA for pulsed operation and 75mA for dc operation. This structure of the diode heat pipe and strip structure is almost as low.
